Investigation of deep electronic levels in n‐type and p‐type 3C‐SiC using photoluminescence

Dielectric dispersion and relaxation behaviour of aqueous solution grown polymeric nanocomposite films consisting poly(vinyl alcohol) (PVA) alumina (Al2O3) (PVA–x wt% Al2O3 (x = 0, 1, 3 5)) have been studied in the frequency range from 20 Hz to 1 MHz by employing dielectric spectroscopy (DRS). It is found that at constant frequency, real part complex permittivity increases nonlinearly with increase nanoparticles concentrations PVA matrix, whereas it decreases concentration Al2O3. The temperature dependent investigation on PVA–3 film reveals properties confirming its thermally activated behaviour. ac electrical conductivity nanocomposites impedance values which are moderately affected concentrations(x 0 5 wt%) temperatures (30 60 °C). dc time chain segmental motion obey Arrhenius X-ray diffraction (XRD) study crystallite size amorphous phase PVA–Al2O3 nanocomposites. Results this confirm suitability materials as tunable nanodielectric for their use insulator substrate fabrication microelectronic devices operated audio radio frequencies.
